【工作地點】 高雄(高雄市路竹區後鄉里10鄰路科五路35號) 【工作內容】 作為華邦的(高雄)製程整合資深工程師，你將協同每段線上的製程夥伴，致力於提高產品良率，確保品質一致性。工作內容包含： 1. TSV 3D IC技術/先進封裝技術/CMS新製程/產品之導入、量產 2. 產品良率、品質與可靠度之提升 3. 製程條件最佳化及寬容度調整 4. 異常產品之分析與改善 5. 成本降低及製程簡化 6. 電性參數監控系統建立及改善 【條件要求】 學歷要求：碩士 科系要求：電機電子工程相關 │ │ 相關經驗：8年以上 語言能力：英文 中級 │ │ 管理責任：No 輪班需求：No 出差需求：無 外派需求：No 其他條件： Experience: 8+ years in semiconductor process integration, preferably with 3DIC/TSV experience. Key expertise: • 3DIC / TSV / Wafer-on-Wafer (WoW) integration • Hybrid bonding / Cu-Cu bonding • TSV reveal, thinning and backside process • RDL / Cu bump / micro-bump integration • Process window, yield improvement, and reliability qualification • Failure analysis and root-cause investigation • Experience in technology transfer and mass-production ramp
